As component pitches shrink and signal speeds climb, high-density interconnect (HDI) technology has moved from niche to mainstream. But HDI is not simply a standard PCB with smaller features. It requires a different approach to materials, stackup planning, via architecture, and fabrication tolerances. This guide explores the core design rules that help engineers balance density, signal integrity, thermal performance, and manufacturability.

Build the Right HDI Architecture Before Routing Begins

HDI boards are defined by microvias, typically laser drilled with diameters of 0.15 mm or smaller, and by sequential lamination cycles that create stacked or staggered via structures. The first decision an engineer should make is which HDI class fits the design: a 1+N+1 construction with one layer of microvias on each side of a standard core, a 2+N+2 construction with two layers, or an any-layer structure used for very dense packages such as fine-pitch BGAs and chip-scale components. Selecting the wrong class early creates ripple effects in layer count, material choice, and cost.

Material selection is not separate from the HDI architecture. Laser-drilled microvias perform best in laminates and prepregs formulated for uniform ablation and low resin smear. Engineers should specify a high-Tg, low-Dk, low-Df material system when signal integrity or thermal cycling matters. Thin glass cloth and low-profile copper improve etching precision for 2 mil or 3 mil traces. The resin content also affects whether microvias can be formed cleanly and plated without voids. To improve reliability, engineers can use staggered vias in high-stress locations, specify high-ductility copper plating, and avoid placing microvias in high-bending regions of rigid-flex designs. In automotive and aerospace applications, designs should follow the relevant qualification requirements, including thermal shock testing and cross-section analysis. These reliability requirements should be stated in the fabrication documentation so the manufacturer selects compatible materials and plating processes.

Finally, the output package matters. HDI designs benefit from transferring data using ODB++ or IPC-2581 rather than older Gerber-only packages, because these formats preserve net names, stackup, and drill type information. The fabrication notes should list the HDI class, layer stack, material type, copper weight, via fill and cap requirements, impedance table, and test points. Including a clear diagram of the sequential lamination sequence prevents ambiguity. Prototype runs should mirror the production panelization and surface finish where possible.
